PiN diodes fabricated over a proton-implanted wafer demonstrate present-day–voltage characteristics much like those of PiN diodes without having proton implantation. In contrast, the enlargement of 1SSFs is successfully suppressed in PiN diodes with proton implantation. For that reason, proton implantation into 4H-SiC epitaxial wafers is a succes
